  • Provide a theoretical justification to the fitting parameter ΔU.
  • Understand the role of alloy scattering in SiGe.

APPROACH:

  • Treat (a) atomistic SiGe as a perturbation over (b) SiGe VCA.

IMPACT:

  • Able to match and explain the role of alloy scattering in bulk SiGe.
