  • Reveal the impact of interface roughness scattering on the RF performance at small diameter nanowire

Results:

  • Cut-off frequency reduction at diameter smaller than 3 nm
  • Transconductance reduction
  • Capacitance does not change
    much
  • Effective electron velocity reduction
